Paul, from what I've read, Hyperthreading does not add that much more to the die size of Pentium 4. Maybe 5-10%, definitely not as high as 20%.

Maybe it is these extra registers in the Willamette (Pentium 4) core that accounts for the rather large die size.

That was my speculation as well however Ten posted here a few weeks ago that he didn't think Hyper-Threading added dramatically to the transistor count. Maybe he'll comment again.[edit: he did]
