In response to your question, I point to the 2005 ITRS:

itrs.net

and note that in Table 111a on page 7, the "Overall Electrical D0 (Faults/m2)" is shown as 2210 for all current and future MPU process nodes. This is ~ .22/cm2.

Not a personal opinion but the best I can do.
